I'd recommend a OnePlus X.

It has a screen size of just a little over the iPhone 6s, camera of 13MP, 3GB of RAM, and 16GB of storage. It also has a customizable OS to fit your needs.

It's 269, so it should be just under your budget. However, if your carrier uses bands 12 or 17, don't expect it to be very useful with LTE.
